Description
Das Leibniz-Institut für Photonische Technologien e.V. schreibt für die Photolithographie einen Maskless Aligner aus, welcher zur maskenlosen Belichtung von Photoresistschichten auf unterschiedlichen Substraten vom Einzelchip bis zum 150 mm Wafer eingesetzt werden soll. Die zentralen Anforderungen an das System sind Strukturauflösungen bis 600 nm Linienbreite (CD) im Resist, präzise Mehrebenen-Justage mit bis zu 250 nm Überdeckungsgenauigkeit und Schreibgeschwindigkeiten, die Belichtungsanzahlen von mind. 1000 Wafer pro Jahr ermöglichen.
