Description
Het geavanceerde fotonica technologieplatform vereist de introductie van een “tank-type” ets-toestel voor 2 soorten belangrijke toepassingen: het nat anisotroop etsen van silicium substraten en het nat strippen van Si3N4 lagen. Een belangrijke module in het fotonica technologieplatform is de vorming van omgekeerde piramides in het silicium (ook gekend als de U-CUT module) via een alkalische oplossing (TMAH), die de prestatie van de thermo-optische component verbetert. Deze ets-stap wordt typisch gecombineerd met een voorbehandeling van HF en veelal gevolgd door een spoel- en een droogstap. Een tweede proces is het verwijderen van Si3N4 met behulp van heet H3PO4. Aangezien dit een zeer langzaam proces is, is een tank-type toestel nodig, gecombineerd met de juiste tanks voor de voor- en nabehandeling, zoals HF, SC1, spoelen en drogen.
