Description
Auftragsgegenstand ist eine ICP-RIE-Plasmaätzanlage für die Strukturierung mikro- und nanooptischer Elemente, konkret proportionales und binäres Plasmaätzen in dielektrische, halbleitende Materialien und Funktionsschichten (Quarzglas /fused silica, Silizium, SiOxNy , Siliziumkarbid, hochbrechende Materialien, wie Ta2O5, Nb2O5, etc.) mittels Fluor-basierter Reaktivgasprozesse auch bei, aber nicht ausschließlich kryogenen Temperaturen um -130°C. Die Anlage mit Beladeschleuse (Loadlock, LL) muss das Prozessieren variabler Substratgrößen mittels Carrier ohne großen Bearbeitungs und Zeitaufwand ermöglichen. Ein schneller, variabler Wechsel der Substratelektrodenkühlung zwischen Kühlung mittels Tiefkältethermostat und Flüssig-Stickstoff ist anzustreben. Zumindest muss aber die Möglichkeit einer nachträglichen Umrüstung auf Flüssigstickstoffkühlung ohne bauliche Änderung an der Substratelektrode gegeben sein. Weiteres siehe Anlage 2.
