Description
Gegenstand dieses Verfahrens ist eine elektrische Auswertetechnik für einen vollautomatischen 200-mm-Wafer-Prober, der für den Dauerbetrieb ausgelegt ist. Der verwendete Wafer Prober ist für die Charakterisierung von Geräten, die Prüfung der elektrischen Zuverlässigkeit und spezielle Produktionsanwendungen optimiert und ermöglicht präzise elektrische Messungen über extrem rauscharme, Gleichstrom-, HF-, mmW- und THz-Frequenzen. Auf diese Voraussetzungen muss die Auswertetechnik angepasst sein.
